The EO-20E electrically conductive epoxy from EpoxySet Inc. is designed for solder replacement and chip bonding in optoelectronic assemblies, LEDs and integrated circuit packaging.
The epoxy has a 1:1 mix ratio, a 48-hour work time and can be applied using various methods such as syringe dispensing, screen printing, and die stamping. It features a cure time of 1 min. at 175 °C, making it suitable for high-speed production. EO-20E exhibits a volume resistivity of 10-4 Ω-cm and a thermal conductivity of 2.5W/m°K. It has low ionic content and is certified to NASA ASTM 595-7 for outgassing. EO-20E is available in different kit sizes and can also be supplied in pre-mixed and frozen syringes.
